The STG80T65FDK7 is an industrial-grade 650V/80A IGBT built on advanced Trench Field Stop (T-FS) technology, featuring low VCE(sat), optimized switching performance and low gate charge. Its typical saturation voltage of 1.60V (IC=80A) is among the lowest in its current class, while a 146nC gate charge, 1.45mJ turn-on loss and a low 0.75mJ turn-off loss help cut total losses at medium-to-high switching frequencies. The integrated fast-recovery anti-parallel diode provides a 1.65V forward voltage at 80A for heavy freewheeling duty, and a 320A pulsed collector current delivers strong overload capability. Offered in a TO-247 package with 468W maximum power dissipation over a -40~+175℃ junction temperature range, the STG80T65FDK7 provides an efficient and reliable power switching solution for EV charging, UPS, solar and welding applications.
